I like Carnage. I know he's derivative and one-trick and was often written poorly, but I think he's a good villain when used infrequently.

Harley Quinn? I'd say she's easily the most charismatic.

Deadpool, if you consider him a villain.

Doomsday was a big-time villain but I wouldn't call him charismatic. That panel of him crushing the bird in his hand has always stuck with me. It's a hit-you-over-the-head scene, but it was memorable.

I kind of liked Omega Red from the X-Men.

Terraxia? She was basically a brutish female Thanos from The Infinity Gauntlet, and was erased from history after that story, but she was particularly brutal killing Spider-Man and Iron Man.
